Abstract Since the discovery of graphene, two-dimensional (2D) materials have been widely applied to field-effect transistors due their great potential in optoelectronics, photodetectors, intelligent sensors, and neuromorphic devices. By integrating a 2D transistor with triboelectric nanogenerator (TENG) into tribotronic transistor, induced can readily regulate charge carrier transport characteristics semiconductor channel. The emerging research field tribotronics (mainly transistors) has attracted extensive attention significant applications various sensation human–machine interactions. Here, this review summarizes recent developments transistors. Firstly, electrical, optoelectronic, piezoelectric properties typical are introduced. Then, tuning at micro/nanoscale is discussed together methodologies thermionic emission, triboelectricity tunneling, atomic force microscope probe scanning, which significance for investigation underlying mechanism effect. In addition, macroscale regulation via TENG mechanical displacement detail explore logic devices, memory artificial synapses. Finally, challenges perspectives discussed.
